The term “flip chip” refers to a method of semiconductor device assembly in which the chip, or die, is “flipped” so that the face of the chip, which contains the active elements, is attached to the substrate or circuit board. The connections are made via bumps, or solder balls, on the chip die, eliminating the need for wire bonds which are common in other assembly processes.
In the LED video wall industry, flip chip technology can be applied to both SMD (Surface Mount Device) and COB (Chip on Board) technologies.
For SMD, flip chip technology provides a way to arrange red, green, and blue LED chips more closely, allowing for a smaller pixel pitch and hence higher resolution screens. It also improves the thermal performance as heat can be dissipated directly through the substrate.
For COB, the use of flip chip technology allows for even closer mounting of LED chips. This leads to a higher pixel density, improved robustness, and even better thermal performance compared to traditional COB assemblies.
